Designed for motorcontrol applications, the IRGB4056DPbF, IRGB4061DPbF and IRGB4062DPbF are 600V-rated IGBTs carrying 24, 36 and 48A, respectively, at 25°C for output power ratings of 1.5, 2 and 2.5kW, respectively. Co-packaged with ultrafast soft-recovery diodes in a TO-220 package, these IGBTs have lower collector-toemitter saturation voltage and total switching energy than punch-through- and non-punch-through-type IGBTs. The combination of low collector-to-emitter saturation voltage and total switching energy of trench IGBTs results in reduced power dissipation and higher power density in applications such as air-conditioner and refrigerator compressors, vacuum cleaners, washing machines, industrial drives and circulating pumps. The reduced power-dissipation IGBT can result in a 50% heatsink-size reduction. Other benefits include wider square reverse-bias-safe operating area, up to 175°C maximum operating temperature, high peak turn-off capability, positive collector-to-emitter saturation-voltage temperature coefficient, short-circuit rating of 5µs and high dV/dt induced turn-on immunity.
