The L series of IPMs (Intelligent Power Modules) is part of Mitsubishi's 5th-generation compact power modules with a new CSTBT (Carrier-Stored Trench-Gate Bipolar Transistor) IGBT chip. The intelligent part of these IGBT modules comprises the integrated gate driver and protection circuitries. The latter sense the signal and measured values directly from the IGBT chip, enabling fast triggering protection. Using the CSTBT chip technology, the typical collector-emitter saturation voltage Vce(sat) is specified at 1.5V for 600V and 1.9V for 1200V at a junction temperature of +125°C. A built-in circuit optimises the EMI performance by controlling the speed during turn-on. Another feature is the miniaturised package (32% smaller than previous generation devices). The series is available for output currents in the range of 50 to 600A at a blocking voltage of 600V and for currents from 25 to 450A at 1200V (including 7-in-1 modules rated for 300A/600V and 150A/1200V). Fields of application include motor control and DC power supplies such as uninterrupted power supplies.
