SemiSouth Laboratories has launched its SDP60S120D, a 1200V, 60A SiC power Schottky diode: The TO-247-packaged component has a Qc of 260nC and an operating temperature range between -55 and 175°C. Featuring a positive temperature co-efficient for ease of paralleling and temperature-independent switching behaviour, the Schottky diode also exhibits a zero reverse recovery current and zero forward recovery voltage. The device with 60A can replace three parallel 20A parts, reducing power dissipation by about 12%, thus saving space and cost. Applications include solar inverters, motor drives, power factor correction, UPS, AMPS and induction heating.
