Vishay Intertechnology has introduced the first of its Siliconix military-grade n-channel power MOSFETs: the JAN-qualified 60V 2N6660JANTX and JANTXV and 90V 2N6661JANTX and JANTXV. For military, space, and avionics applications, the MOSFETs combine low on-resistance and fast switching speeds in the sealed TO-205AD or TO-39 package, says the company.
The MOSFETs are suitable for transistor-transistor logic and CMOS direct logic level interfaces; drivers for relays, solenoids, lamps, hammers, displays, memories, and transistors; battery-operated systems; and solid-state relays.
The 60V MOSFET offers an on-resistance of 1.3Ω at 10V, a gate-source threshold voltage of 1.7V, and switching speeds of 8ns. The 90V MOSFET provides on-resistance of 3.6Ω at 10V, a gate-source threshold voltage of 1.6V, and switching speeds of 6ns. The MOSFETs provide an input capacitance of 35pF and feature a 100% internal visual of pre-cap inspection per MIL-PRF-19500.
